The Weeping Angels have the 'behind the couch' thing. So does the Silence.
The Ood and the Judoon are just awesome.

The Silence are cool for two reasons:
1) the "look away and you forget them" schtick; and 2) the rumply black suits.

I looked at that list and totally missed the Silence but I think I'll stick with the Weeping Angels.
The 3 that stand out up there are the Angels, Silence and the Judoon. The concept of the Angels and the Silence are both utterly brilliant, maybe the best ever for any Who monsters, old or new. Thank you Mr. Moffat. He does love his high concept. also, in this category, the Vashta Narada from Silence in the Library, another brilliant Moffat monster!
Then you get the Judoon, which are just plain cool and fun. Talking Rhino space police! One of the very best RTD entries he ever made, I think, along with the "Midnight" entity. That was so cool, one would almost think Moffat wrote that one but RTD was doing his very best writing ever in that 4th series. I think the character of Donna and Catherine Tate inspired him.
I never really cared for the Slitheen and it was a shame that Eccleston never had a proper monster villain introduced during his time. 'Course, if he stayed longer...

Slithereen are disgusting in a school boy kind of way - all farts and stink. As a villain, they are kind of lame. The only really good sequence, I thought, was the Doctor and the Slithereen in the restaurant, trading quips and poison/antiodotes. And then the Slithereen is redeemed/reborn.
Also the combination of costumes and CGI was distracting.
And then they transitioned to the Sara Jane Adventures. All cute/evil baby face and farts.
