I keep thinking you forgot one, maybe that new Batman: The Brave & The Bold. It's pretty good...

I watched a shitload of Batman Beyond earlier today... so freakin' good.
Still, had to go Justice League. Great one ever.

If I have to pick just one, I'm going with JLU.

Wow, I'm amazed that people find Brave & The Bold better than TAS or JLU.
Maybe I'll finally have to check it out.

I went with the classic. In order, I'd rank them:
Batman: The Animated Series Justice League Unlimited Justice League Batman: Brave and the Bold Superman: The Animated Series Batman Beyond Young Justice
Legion of Superheroes
Teen Titans Go
The Batman

JLA/JLU is the better written show, to be sure, with great characterization of the heroes and storylines that encompass the whole seasons... but B&B, while skewing a bit younger, has such inventiveness and mines so many obscure characters and moments from DC's long history that it makes for an incredibly satisfying viewing experience for long-time readers. I always figured there would be an updated JLA series one day - but B&B is the kind of series I would have made If I had a billion dollars and never expected to see.
Young Justice has a great start but with only 6 episodes aired it is too soon to judge.

BATS is number 1 for me the rest.
Justice League Unlimited Justice League Batman: Brave and the Bold Superman: The Animated Series Batman Beyond Young Justice (although given time this could rise up the list) Legion of Superheroes Static shock
The Batman (meh)
Teen Titans Go (Could not watch this for more than 5 minutes)

Hmm...let's see... Young Justice is still in its first season, and there hasn't been a new episode in ages. It's gone cold. The Batman wasn't great, but it did get better as it went along. Tempted to pick Teen Titans--- I enjoyed it despite not enjoying either Teen Titans comics or anime. If a show can make me do that,it's good. The Legion of Super-Heroes was more entertaining than the Legion comics being published at the time. It's criminal that only 2 seasons got made:The Batman got five seasons! Batman Beyond was terrific, and The Brave&the Bold is a nice mix of '50s comics style and '60s camp style. Superman:TAS is the best-ever TV adaptation of the Man of Steel. Justice League/JLU certainly deserves to win.In particular, the second season may be the greatest season of any TV superhero show ever. Of course,Batman:TAS forever raised the bar on superhero cartoons. So,who do I pick? Eeeny,meeny...

I think that, whatever else we may disagree about, we all agree that Batman: TAS, JLU and B&B are pretty fucking super awesome, right?

Batman TAS was the trail blazer but I believe JL was the perfection. Still it was tough not to go with Batman, it blew me away when it debuted.

JL was great, but JLU allowed them to explore so many more great characters.
The Vigilante and the Shining Knight put JLU on top.
